Biotechnology is nowadays a star technology in Taiwan. Professor Jiin-Huey Chern Lin and Professor Chien-Ping Ju in Material and science department of National Cheng Kung University have cooperated with Orthopedic and Cleft Palate- Cranio facials department in National Cheng Kung University Hospital. They have dedicated in study medical device and the corresponding bio material development since twenty years ago. After endless research, it finally comes the gain.

New era for Packaging Materials has coming! National Cheng Kung University has developed fine Aluminum wires which can be sintered to spheres.

"Wire bonding" ,a method of IC or LED chip packaging, is mostly used gold, silver or copper as materials to proceed photoelectric chips.However these materials cost high. On the other hand, Aluminum is much cheaper in cost but with property of lower conductivity, weak surface tension, strong oxidizing, and above all it is not easy to be sintered to spheres. Professor Fei-Yi Hung and Professor Truan-Sheng Lui in Material and Science department of National Cheng Kung University has spent four years to developed a fine Aluminum wires which is 18 micrometer in diameter and can be sintered to sphere. This technology is not only and pioneering work but can substantially cost down.
