題  目: Investigation of Electroplating and Electroless plating Ni/Pd/Au Surface Finishes Exposed to SO2 Environment

摘  要:

  Corrosion of materials in devices is an important design consideration for automobiles. The reliability of the devices is crucial since it involves the safety of human lives. This study investigates the anti-corrosion ability of surface finishes on the substrate of devices. Electroplated Ni/Pd/Au was compared with electroless plated Ni(P)/Pd(P)/Au (ENEPIG), of which both were coated on Cu pads that were deposited on a ceramic AlN substrate, and the samples were placed in a chamber of 100% relative humidity and an ambient of 15 ppm and 1500 ppm of SO2. Single-layer of electroplated Ni and electroless plated Ni((P) layers coated on the substrates were studied for comparison and further understanding of the corrosion mechanisms. Electroless plated Ni(P) possessed better corrosion resistance than electroplated Ni while multilayer of electroplating of Ni/Pd/Au was superior to electroless plated Ni(P)/Pd(P)/Au. Surface roughness and galvanic displacement were the suspected factors that affected the outcomes. Electrochemistry analysis was provided to support the evidence of corrosion behaviors.
